A method for the manufacture of non-punch-through insulated gate bipolar transistors (NPT-IGBT) comprises these steps: forming on a first surface of a silicon wafer an IGBT structure until interlayer dielectric deposition is complete; covering the interlayer dielectric with a protective film; subjecting the wafer to a thinning process, starting from a second surface of the silicon wafer opposite said first surface and then, after such thinning, forming a P-type layer on said second surface; discarding the protective film and subjecting the silicon wafer to an annealing process the temperature whereof is greater than 500 C; forming a metal layer on the surface of the P-type layer and the interlayer dielectric.

L'invention concerne un procédé de fabrication de transistors bipolaires à grille isolée sans pénétration (NPT-IGBT) comprenant les étapes suivantes : former, sur une première surface d'une plaquette de silicium, une structure IGBT jusqu'à ce que le dépôt diélectrique inter-couche soit terminé ; couvrir le diélectrique inter-couche avec un film de protection ; soumettre la plaquette à un processus d'amincissement en commençant depuis une seconde surface de la plaquette de silicium opposée à la première surface puis, après l'amincissement, former une couche de type P sur la seconde surface ; éliminer le film protecteur et soumettre la plaquette de silicium à un processus de recuit à une température supérieure à 500°C ; et former une couche métallique à la surface de la couche de type P et du diélectrique inter-couche.
