Der niedrig dotierte Basisbereich (8) hat im mittleren Teil eine zur Optimierung der elektrischen Parameter angepaßte geringere effektive Dicke als am Rand, so daß bei Dimensionierung auf punch through ein Durchbruch bei Betrieb in Sperrichtung im mittleren Teil auftritt.
