Die Erfindung betrifft ein Verfahren zur Herstellung von Hexachlordisilan oder Ge2CI6, welches dadurch gekennzeichnet ist, dass in einem Gas, das SiCI4 oder GeCI4 enthält, a) ein nichtthermisches Plasma mittels einer Wechselspannung der Frequenz f erzeugt wird, und wobei in das Plasma zumindest ein elektromagnetischer Impuls mit der Repetierrate g eingekoppelt wird, dessen Spannungskomponente eine Flankensteilheit in der ansteigenden Flanke von 10 V ns-1 bis 1 kV ns-1, und eine Pulsbreite b von 500 ns bis 100 μs aufweist, wobei eine flüssige Phase erhalten wird, und b) aus der flüssigen Phase reines Hexachlordisilan oder Ge2Cl6 gewonnen wird.
