The chemically amplified positive photosensitive composition for an organic dielectric layer contains a binder resin, wherein the binder resin comprises a monomer having an active energy ray or heat cross-linking group and containing an acid-labile protecting group, or a monomer having an active energy ray or heat cross-linking group but containing no acid-labile protecting groups, wherein the binder resin comprises at least one type of the monomers or each of the monomers.

본 발명에 의하면, 종래와 달리, 산분해성 보호기 또는 산분해성 보호기가 아닌 분자구조상에 활성에너지선가교성 내지는 열가교성 관능기를 포함하는 단위체를 중합체, 공중합체 또는 그것의 혼합물 형태로 구성함으로써, 우수한 감도 및 해상도 특성을 유지할 뿐만 아니라, 노광중 휘발증기의 발생을 현저히 감소시킬 수 있고, 패턴 형성 후 열공정 과정에서도 도막의 열수축 내지는 열적흐름성(thermal flow)에 의한 패턴의 왜곡현상을 억제하여 패턴의 형상을 원하는 기울기(테이퍼앵글) 범위 내에서 유지하도록하는 장점이 있다.
