一种发光二极管芯片及其制作方法,该发光二极管芯片,包括:具有凹凸微结构的外延层;图案化的第一电流扩展层(304),形成于外延层的凸表面;第二电流扩展层(305),覆盖于图案化的第一电流扩展层(304)的上表面及未掩膜第一电流扩展层(304)的外延层的凹凸表面,如此形成的双电流扩展层并配合具凹凸微结构的外延层,不仅可以降低全反射的发生几率并减少内部的反射与吸收,还可以改善电流的扩展性,提高电流的注入效率,降低器件工作电压,从而提高LED的发光效率和亮度。
