Epitaxial growth of a compound semiconductor layer is carried out on a substrate for growing of compound semiconductor provided with, as a principal plane, a crystal plane inclined with a given offangle against (100) plane, so that the angle between the orientation of vector resulting from projection of the normal vector of the principal plane on the (100) plane and any of orientation [0-11], orientation [01-1], orientation [011] and orientation [0-1-1] is less than 35°.

La croissance épitaxique d'une couche de composé semi-conducteur est réalisée sur un substrat de croissance d'un composé semi-conducteur comportant, comme plan principal, un plan cristallin incliné d'un angle extérieur donné contre le plan (100), de sorte que l'angle entre l'orientation du vecteur résultant de la projection du vecteur normal du plan principal sur le plan (100) et chacune des orientations [0-11], [01-1], [011] et [0-1-1] soit inférieur à 35°.

(100)面に対して所定のオフアングルで傾斜した結晶面を主面とする化合物半導体成長用基板において、主面の法線ベクトルを(100)面に投影したベクトルの方向と、[0-11]方向、[01-1]方向、[011]方向、または[0-1-1]方向の何れかの方向のなす角が35°未満となるようにし、該成長用基板上に化合物半導体層をエピタキシャル成長させるようにした。
