A pattern formation method involves: a step (A) for forming a pattern (1), which includes an organic substance, on a substrate; a step (B) for forming a film (2) for covering the pattern (1); and a step (C) for exposing at least a portion of the pattern (1) by removing a portion of the film (2) by etching the film (2) with cluster ions.
