A method for regulating a reading voltage of a NAND flash memory device, comprises: reading LSB page data from an LSB page corresponding to a paired page of an MSB page; dividing the ranges of a first test reading voltage and a third test reading voltage into a plurality of sections; simultaneously changing the first test reading voltage and the third test reading voltage to read MSB page data from the MSB page; performing a bitwise operation on the LSB page data and the MSB page data; and counting the number of memory cells corresponding to a first threshold voltage state and a fourth threshold voltage state by using the result of the bitwise operation, wherein a first reading voltage and a third reading voltage can be set as a voltage corresponding to the section in which a change in the number of memory cells is the lowest.

낸드 플래시 메모리 장치의 독출 전압 조정 방법은 MSB 페이지의 페어드 페이지에 해당하는 LSB 페이지로부터 LSB 페이지 데이터를 독출하고, 제 1 테스트 독출 전압 및 제 3 테스트 독출 전압의 범위를 복수의 구간들로 분할하며, 제 1 테스트 독출 전압 및 제 3 테스트 독출 전압을 동시에 변경하여 MSB 페이지로부터 MSB 페이지 데이터를 독출하고, LSB 페이지 데이터와 MSB 페이지 데이터에 대한 비트 연산을 수행하며, 비트 연산의 결과를 이용하여 제 1 문턱 전압 상태 및 제 4 문턱 전압 상태에 해당하는 메모리 셀의 수를 카운트하고, 제 1 독출 전압은 및 제 3 독출 전압은 메모리 셀의 수의 변화량이 가장 적은 구간에 해당하는 전압으로 설정할 수 있다.
