The supply source operates as a heat generating source, the substrate transferred by the transfer mechanism is heated more strongly in the case where the substrate is positioned in the second region, compared with the cases where the substrate is positioned in the first region or the third region, and the controller separately controls operations of the first heating section, the second heating section and the third heating section so as to reduce temperature nonuniformity of the substrate in the transfer direction, corresponding to the substrate position detected by the position detector.

膜形成装置は、基板を搬送する搬送機構と、搬送機構によって搬送される基板に膜が形成されるように膜形成物質を供給する供給源と、搬送機構と供給源との間に配置され、基板の搬送方向に沿って、基板への前記膜形成物質の供給が遮蔽される第1領域と、第1領域に隣接し基板に膜形成物質が供給される第2領域と、第2領域に隣接し基板への膜形成物質の供給が遮蔽される第3領域とを規定する遮蔽部材と、第1領域と第2領域と第3領域とにおいて、搬送機構によって搬送されている基板を加熱するように配置され、かつ、それぞれ複数のヒーターを含む第1加熱部、第2加熱部及び第3加熱部と、搬送方向における基板の位置を検出する位置検出器と、第1加熱部、第2加熱部及び第3加熱部を制御する制御器と、を備え、供給源は発熱源として作用し、搬送機構により搬送される基板は、第2領域に位置する場合に第1領域及び第3領域に位置する場合よりも供給源によって強く加熱され、制御器は、位置検出器によって検出された基板の位置に応じて、搬送方向における基板の温度むらを低減するように第1加熱部、第2加熱部及び第3加熱部の作動を個別に制御する。
