This mark formation method includes: a step in which a neutral layer, to which a polymer layer containing a block copolymer can adhere, is formed on a device layer of a wafer that has shot areas and a scribe line area; a step in which the part of the neutral layer formed on the scribe line area is removed; a step in which marks, including concave sections, are formed on the basis of a mark image by exposing the scribe line area to light by using the mark image; and a step in which the polymer layer containing the block copolymer is coated on the device layer of the wafer (W).

Le procédé de formation de marque comporte : une étape au cours de laquelle une couche neutre qui permet l'adhésion d'une couche polymère contenant un copolymère séquencé, est formée sur une couche de dispositif de tranche possédant une région de visée et une région chemin de découpe; une étape au cours de laquelle la couche neutre formée dans la région chemin de découpe, est retirée; une étape au cours de laquelle une image de marque est exposée dans la région chemin de découpe, et une marque contenant une partie en creux est formée sur la base de cette image de marque; une étape au cours de laquelle la couche polymère contenant un copolymère séquencé est appliquée sur la couche de dispositif d'une tranche (W).
